This is not a parameter for you, since you don't know who will attack you, which techniques will be used and the resources/capabilities of the attacker itself.
around 250-300GB/s to be "protected "

Remote3 .. for example should be enough as a starting server. Most of companies that offer ddos protection usually allow you to upgrade as soon as the protection isn't enough to handle the attacks. :) But I think that you should worry about Module Exploits (server files attacks) than for the DDoS =)
